Ag-Diamond Heat spreader
Ag-Diamond has high thermal conductivity (TC), more than 600 W/(m･K) which is 1.5 times of copper.
Furthermore, its coefficient of thermal expansion is lower than copper.
In addition, Ag-Diamond maintains its TC after going through several heat treatment cycle at high temperature of 800 °C which means available for brazing process of ceramic packages at 780 °C.
This super heatspreader makes your power devices higher performance than ever.
CPC (Cu/CuMo/Cu) Heat spreader
CPC is a composite material with a laminated structure with copper-molybdenum (Cu-Mo) sandwiched between copper layers.
It has high thermal conductivity and the coefficient of thermal expansion can be adjusted by changing composition and lamination ratio of Cu-Mo.
It is used for power amplifier in cell base station for many years in large quantities.
